Modeling and Simulink of Transient Performance Evaluation of RCAT and VCAT Cell Structures
Implementation plan:

Scenario 1 : (Using RCAT)

Step 1: Initially , we designed a 3D model of RCAT transistor with gate length, oxide thickness and channel dimensions.
Step 2: Then, we simulate and collect RCAT data such as threshold voltage, drain current (Id), and gate voltage (Vg).
Step 3: Next, we generate Id-Vg and Id-Vd characteristics values for RCAT structure using analytical expressions method based on collected data.
Step 4: Next, we detect Id-Vg, Id-Vd curves ranges for RCAT transistors using identical biasing conditions.
Step 5: Next, we Analyze the impact of geometry variations on current drive and leakage using parametric sweeps.
Step 6: Finally, we plot performance for the following metrics:
6.1 : Time Vs Drain Current (A)
6.2 : Time Vs Gate Voltage (V)
6.3 : Time Vs Power Dissipation (W)
